CY14B104NA-ZSP45XI is a 4-Mbit (256K × 16) parallel nvSRAM combining SRAM with QuantumTrap nonvolatile storage. It supports 45 ns access and a 2.7 V to 3.6 V supply. AutoStore transfers SRAM to nonvolatile cells on power-down using a 61 µF to 180 µF VCAP capacitor, and RECALL restores data on power-up or by software. Rated for 1 million STORE cycles and 20-year data retention in a 54-pin TSOP II package.
